8.5.1. Single Mode 808 nm Laser

For the single mode device described here, the active region is a single quantum well and is grown by MBE growth technique. The Light vs. current characteristics at various temperatures is shown in Fig. 8.29. The laser has an antireflection coating at the emitting facet and high reflectivity coating at the rear facet. The device emits >800 mW at 25°C @ ~900 mA. The slope efficiency is ~1.1 W/A up to ~600 mA at 25°C. At higher current or higher temperature the slope efficiency decreases due to increase in junction temperature.
